Should I have check/called, or even check/folded on the turn?

With those stack sizes, your play on the turn is correct.

The flop bet is correct since he has the mortal nuts. On the turn, any sort of real bet (half-pot or more) commits him to the pot given the stack sizes. And check-folding is obviously out of the question.
