On the flop my thoughts were that he had a small piece of it. I semibluff raised hoping he would fold.

Turn: I thought there was a reasonable chance he would fold to this bet or I wouldnt have made it. Should I have just taken the free card and hoped to hit on the river?

River: Uhhhhh, what now? I made my hand and now I am a little nervous about it. Does anyone fold here?

Flop is eh. Turn is eh. River is easy call the way you played it because by not taking the free card on the turn, it makes it seem like you have a made hand. He could easily have a straight here, or be bluffing the ugly board.
